Workshop Organized by Asymtek
Focuses on Flip Chip Packaging Technologies

Carlsbad, CA — Asymtek and parent company, Nordson Corporation, recently hosted a workshop focusing on flip chip packaging materials and processes at the Korea Advanced Institute of Science and Technology (KAIST) in Seoul, Korea. The one-day seminar featured speakers from Asymtek, March Instruments (also a Nordson subsidiary), Namics Corporation and KAIST. Participants gained valuable knowledge of today’s leading-edge flip chip technologies from a broad base of expertise contributed by the speakers.

Topics in the workshop agenda ranged from flip chip encapsulation and chip scale package reliability, to plasma cleaning for flip chip packages. Among the attendees were researchers, engineers, and management from Korea’s leading electronics manufacturing companies, along with faculty and graduate students from several Korean universities. The flip chip packaging workshop in Korea is part of a series of seminars organized by Asymtek and Nordson in the Asian and Pacific Rim regions this year.
