Asymtek and March Plasma Systems Partner for Improved
Package Integrity in Semiconductor Manufacturing

and Asymtek have partnered at Semicon West 2002 in San Jose, CA,
to demonstrate their in-line capability for plasma treating substrates
prior to automated encapsulant dispensing.
Process carriers loaded with laminate package substrates are transported
into the March XTRAK plasma system from a magazine loader. The high-throughput
XTRAK system has an enhanced plasma chamber that accommodates large
substrates or carriers such as Auer®
boats holding multiple products. It can process in less than one
minute.
After plasma treatment, the process carrier is transported to the
Asymtek Axiom
X-1020 system for dual-action dispensing of the dam and fill materials.
The X-1020 system offers precise control over positioning accuracy
using sealed glass linear encoders, and provides enhanced fluid
dispensing control with rotary-encoded pumps or valves.
Plasma treatment has been demonstrated to improve the bond strength
of adhesives used in encapsulation applications. Plasma removes
contaminants from the substrate surface and increases its surface
energy without changing the material properties of the bulk.
