Asymtek Features Popular Jet Dispensing Technology at Productronica

Asymtek finds its customers standardizing on jetting over needle dispensing as the preferred method for chip scale packaging and flip chip underfill. Jetting’s speed enables major mobile phone manufacturers and their subcontractors to increase throughput for volume manufacturing. At the same time, jetting enables tighter packaging because of its ability to deposit fluid close to the die with high accuracy and reliability, even with increasingly smaller parts. A wide variety of fluids such as underfill, surface mount adhesive, encapsulants, conformal coatings, UV adhesives and silver epoxy can be jet dispensed, as well as the most abrasive fluids.
Jetting’s speed advantages are derived from its high flow rate of up to 780mg/second and high shot rate of up to 200 dots per second in standard production environments. Jetting "on the fly" without stopping between dots provides up to 400% greater throughput over needle dispensing. By e liminating Z-axis motion, height sensing, and needle backtracking to prevent fluid stringing, the DispenseJet saves additional time.
In jetting, fluid exits the nozzle in a stream as small as 100 micrometers in diameter, allowing fluid to jet into tight spaces as small as 200 micrometers. This allows smaller wet-out areas and more accurate placement of fluids which increases the ability to meet small keep out area tolerances, reducing package size for today’s small devices. It achieves dot diameters as small as 0.33 millimeter and shot volumes as small as 2 nanoliters for precision parts, and individual dots larger than 1 microliter for fast processing of larger parts.
The fluid can be jetted either as discrete dots or a rapid succession of dots to form lines. This produces high wet-dispense accuracy, round, uniform dots, improved line quality with no “dog-bones” and improved line knit for a higher quality result.
Jetting eliminates the old problems of broken needles and the need to detect bent needles which plague traditional needle dispensing. It avoids common problems such as chipped die, dripping, part interference, warpage and corner build-up, resulting in a cleaner manufacturing process. And significantly, the jet reaches into areas where needles cannot go.
Typical jetting applications include underfill encapsulant, no-flow underfill, die attach materials, conductive adhesives and epoxies, thermal interfaces, stacked die adhesives, UV-cure adhesives, conformal coating, high-speed dispensable surface mount adhesives (SMA), flat panel displays and many fluids from 1 to 250,000 mPa (cps).
An added benefit of jetting is its low cost of ownership. Cleaning is quick and easy in just ten minutes, the small wetted path wastes less fluid, and no under-board support is required. Lower cost of ownership includes making the design robust for use with abrasive fluids.
